Rezumat: În ultimul deceniu, interesul tehnologic manifestat faţă de materialele din grupele III-V de nitruri s-a intensificat datorită capacitătii acestora de a reprezenta candidaţi viabili pentru o gamă variată de aplicaţii, în special cele din domeniul nano- şi optoelectronicii. Dintre aceste materiale, nitrura de aluminiu (AlN) poate fi considerat unul dintre cei mai interesanţi compusi, datorită unor proprietăţi importante, precum: (i) valoarea benzii interzise de pană la 6,2 eV, (ii) constanta dielectrică (~9), (iii) conductivitate termică ridicată (140‒180 W/moK), (iv) stabilitate bună la temperaturi înalte. Fabricarea unor dispozitive noi bazate pe filme de AlN necesită o înţelegere aprofundată a proprietăţilor structurale, morfologice, optice şi electronice, într-o relaţie stransă cu condiţiile de creştere.

Experimentele PLD s-au desfăşurat în interiorul unei incinte de depunere, din oţel inoxidabil, folosind o sursă laser cu excimeri KrF* COMPex Pro205 (λ = 248 nm, τFWHM ≤ 25 ns), care a operat cu o rată de repetiţie de 40 Hz. Într-o primă etapă, folosind un singur pas tehnologic (depuneri simple), au fost fabricate loturi de probe pentru care temperatura substratului fie a fost menţinută la RT, fie a fost variată (350 °C, 450 °C şi, respectiv, 800 °C). Într-o etapă ulterioară, folosind un proces care implică doi sau mai multi paşi tehnologici, au fost sintetizate multistructuri, la temperaturi diferite ale substratului. Pentru aceste acoperiri, am utilizat un strat de AlN de nucleaţie (lb. engl. seed layer), în contact cu substratul de Si, depus la temperatura de 800 °C. Următoarele straturi au fost realizate la temperaturi mult mai scăzute (RT, 350 °C şi, respectiv, 450 °C).
Structurile sintetizate au fost investigate folosind tehnici complexe: Difraţia de raze X la incidenţă razantă, Microscopia electronică de transmisie, Microscopia de forţă atomică, microscopia electronică de baleiaj şi elipsometria spectroscopică. Investigaţiile TEM au indicat formarea nanocristalitelor de AlN cu structură hexagonală, chiar şi în cazul filmelor sintetizate la RT. Investigaţiile SEM şi AFM au demonstrat că filmele de AlN au fost uniforme, fără crăpături şi au prezentat suprafeţe netede (valoarea maximă a RRMS fiind de ~2 nm). Valorile energiilor benzii interzise s-au situat în domeniul (4 ‒ 5,7) eV, având o tendinţă de creştere odată cu temperatura de depunere, datorită intensificării procesului de cristalizare.

În acest studiu am demonstrat posibilitatea de obţinere (într-un proces tehnologic cu multistraturi) a unor structuri (poli)cristaline, de la primul la ultimul strat, chiar şi în cazul utilizării unor temperaturi de depunere relativ scăzute (RT, 350 °C şi/sau 450 °C). Condiţia necesară este de a introduce un strat de nucleaţie, cu o cristalinitate bună, sintetizat la 800 °C, care să promoveze o nucleaţie rapidă a filmelor sintetizate. Ţinând cont de rezultatele obţinute, putem afirma că acest studiu îşi poate găsi aplicativitate în domeniul acoperirilor protectoare, unde sunt necesare, în general, filme groase, cristaline şi aderente. Sinteza de filme de AlN într-un singur pas tehnologic, la temperaturi înalte, este de cele mai multe ori ineficientă, pe de o parte din cauza ratelor mici de depunere, iar pe de altă parte din cauza faptului că sunt consumatoare de timp şi energie. De aceea, considerăm că prin aplicarea protocolului de obţinere a multistructurilor propus mai sus se pot depăşi toate aceste neajunsuri.
